In this study an (AlGa)O barrier layer is inserted between β-GaO and GaN in a p-GaN/n-GaO diode photodetector, causing the dark current to decrease considerably, and device performance to improve significantly. The β-GaO/β-(AlGa)O/GaN n-type/Barrier/p-type photodetector achieves a photocurrent gain of 1246, responsivity of 237 A W, and specific detectivity of 5.23 × 10 cm Hz W under a bias of -20 V.

Revealing Single-Molecule Photocurrent Generation Mechanisms under On- and Off-Resonance Excitation.

We investigate photocurrent generation mechanisms in a pentacene single-molecule junction using subnanometer resolved photocurrent imaging under both on- and off-resonance laser excitation. By employing a wavelength-tunable laser combined with a lock-in technique, net photocurrent signals are extracted to elucidate photoinduced electron tunneling processes. Under off-resonance excitation, photocurrents are found to arise from photon-assisted tunneling, with contributions from three distinct frontier molecular orbitals at different bias voltages.

The aim of this study was to determine the frequency-temperature dependence of the AC conductivity and relaxation times in humid electrical pressboard used in the insulation of power transformers, impregnated with the innovative NYTRO BIO 300X bio-oil produced from plant raw materials. Tests were carried out for a composite of cellulose-bio-oil-water nanodroplets with a moisture content of 0.6% by weight to 5% by weight in the frequency range from 10 Hz to 5·10 Hz.

The advancement in high-performance computing technologies, including quantum and aerospace systems, necessitates components that operate efficiently at cryogenic temperatures. In this study, we demonstrate a hafnia-based ferroelectric tunnel junction (FTJ) that achieves a record-high tunneling electroresistance (TER) ratio of over 200,000 and decade-long retention characteristics. By introducing asymmetric oxygen vacancies through the strategic use of indium oxide (InO) layer, we enhance the TER ratio without increasing off-current, addressing the longstanding issue of low on-current in hafnia-based FTJs.
