In this paper, we report on an enhancement of mm-wave power performances with a vertically scaled AlN/GaN heterostructure. An AlGaN back barrier is introduced underneath a non-intentionally doped GaN channel layer, enabling the prevention of punch-through effects and related drain leakage current under a high electric field while using a moderate carbon concentration into the buffer. By carefully tuning the Al concentration into the back barrier layer, the optimized heterostructure offers a unique combination of electron confinement and low trapping effects up to high drain bias for a gate length as short as 100 nm. Consequently, pulsed (CW) Load-Pull measurements at 40 GHz revealed outstanding performances with a record power-added efficiency of 70% (66%) under high output power density at V = 20 V. These results demonstrate the interest of this approach for future millimeter-wave applications.

Identifying macroplastic deposition hotspots in rivers is essential for planning cleanup efforts and assessing the risks to aquatic life and the aesthetic value of river landscapes. Recent fieldwork in mountain rivers has shown that wood jams retain significantly more macroplastic than other emergent surfaces within river channels. Here, we experimentally verify these findings by tracking the deposition of 64 PET bottles after 52-65 days of transport in the mid-mountain Skawa River (Polish Carpathians) under low to medium flow conditions.

Broad-temperature optical thermometry necessitates materials with exceptional sensitivity and stability across varied thermal conditions, presenting challenges for conventional systems. Here, we report a lead-free, vacancy-ordered perovskite Cs2TeCl6, that achieves precise temperature sensing through a novel combination of self-trapped excitons (STEs) photoluminescence (PL) lifetime modulation and unprecedented fifth-order phonon anharmonicity. The STEs PL lifetime demonstrates a highly temperature-sensitive response from 200 to 300 K, ideal for low-to-intermediate thermal sensing.

Background: Prior research indicates a connection between immune-related adverse events (irAEs) and improved progression-free survival (PFS) and overall survival (OS) in non-small cell lung cancer. However, limited data exists for extensive stage small cell lung cancer (ES-SCLC).
Methods: This study included all ES-SCLC patients who received at least one dose of an immune checkpoint inhibitor between 2 January 2011 and 4 July 2022 using a large retrospective registry from a single institution.
The synthesis of a transient cationic phosphaborene [(Mes*)P=B(CAAC)]+ (Mes* = 2,4,6,-trit-tert-butylphenyl, CAAC = cyclic alkylamino carbene) by halide abstraction from the B-brominated analogue is reported. This species was found to undergo rapid and selective intramolecular aliphatic C-H bond activation to yield a phosphinoborenium cation, which undergoes facile deprotonation to give a cyclic base-stabilized phosphaborene. Computational investigation of the mechanism of C-H activation indicates a boron-centred activation route with an exceptionally low barrier of 8 kJ mol-1, followed by a nearly barrierless hydride migration from boron to phosphorus.
