Through-Silicon via Device Non-Destructive Defect Evaluation Using Ultra-High-Resolution Acoustic Microscopy System.

In this study, an ultra-high-resolution acoustic microscopy system capable of non-destructively evaluating defects that may occur in thin film structures was fabricated. It is an integrated system of the control module, activation module, and data acquisition system, in which an integrated control software for controlling each module was developed. The control module includes the mechanical, control, and ultrasonic parts. The activation module was composed of the pulser/receiver, and the data acquisition system included an A/D board. In addition, the integrated control software performs system operation and material measurement and includes an analysis program to analyze the obtained A-Scan signals in various ways. A through-silicon via (TSV) device, which is a semiconductor structure, was prepared to verify the performance of the developed system. The TSV device was analyzed using an ultra-high-resolution acoustic microscope. When the C-Scan images were analyzed, void defects with a size of 20 μm were detected at a depth of approximately 32.5 μm. A similar result could be confirmed when the cross section was measured using focused ion beam (FIB) microscopy.

An integrated near-infrared fiber-optic photoacoustic sensing demodulator was established for ultra-high sensitivity gas detection. The demodulator has capacities of interference spectrum acquisition and calculation, laser modulation control as well as digital lock-in amplification. FPGA was utilized to realize all the control and signal processing functions, which immensely improved the integration and stability of the system.

In order to suppress the noise of the coherent fiber distributed acoustic sensing (DAS) system, the spatio-temporal joint oversampling-downsampling technique is proposed. The spatial oversampling is used for artificially dense sampling, whose spacing is far less than the target spatial resolution. Then the spatial downsampling performed by the average of multiple differential sub-vectors is utilized to reduce the influence of noise vectors, which could completely eliminate the interfere fading without increasing any system complexity and introducing any crosstalk.

Recent inelastic X-ray scattering (IXS) experiments on mesogens have revealed entirely new capabilities with regards to their nanoscale phonon-assisted heat management. Mesogens such as nematic liquid crystals (LCs) are appealing systems for study because their structure and morphology can easily be tuned. We report on Q-resolved ultra-high-resolution IXS, X-ray diffraction, and THz time-domain spectroscopy experiments combined with large-scale all-atom molecular dynamics simulations on the dynamic properties of 5CB LCs.
