An external cavity in Littrow configuration based on a reflective diffraction grating and a high-power semiconductor laser based on an asymmetric heterostructure with low optical loss was studied. A continuous-wave optical output power of 13 W with a linewidth of 0.15 nm was achieved for an external-cavity laser. It was shown that a decrease in the length of the laser chip to 1500 µm makes it possible to expand the tuning range of the lasing spectrum to 100 nm, while the maximum side-mode suppression reaches 45 dB, and at the edges of the spectral tuning range it is no worse than 30 dB. It was shown that the main factors in reducing the optical power when tuning the laser spectrum are an increase in the threshold current and internal optical loss of the laser chip.

Despite numerous studies of water structures at the two-dimensional water-solid interfaces, much less is known about the phase behaviors of water at the one-dimensional (1D) liquid-solid interface. In this work, the 1D interfacial water phase behavior on the outer surface of carbon nanotube-like (CNT-like) models is studied by tuning the Lennard-Jones potential parameter ε of the surface atoms at various temperatures. Extensive molecular dynamics simulations show that ice nanotubes (INTs) can be spontaneously formed on CNT-like model surfaces without nanoconfinement.

In this manuscript, an all-optical modulation photodetector based on a CdS/graphene/Ge sandwich structure is designed. In the presence of the modulation (near-infrared) light, the Fermi level of the graphene channel shifts, allowing for the tuning of the visible light response speed as well as achieving a broad responsivity range from negative (-3376 A/W) to positive (3584 A/W) response. Based on this, logical operations are performed by adjusting the power of the modulation light superimposed with the signal light.
