Article Abstract

Resistive random access memory (RRAM) is considered to be one of the important candidates for the next generation of memory devices. Zinc oxide resistive memory has also been studied for many years, but there are still some controversial topics and problems. Herein, an unusual resistance state has been observed in devices following the measurement and analysis of ZnO resistive memories with different thicknesses, a middle resistance state was speculated to explain the instability of ZnO RRAM. According to this speculation, a two-layer structure ZnO RRAM has been designed to significantly increase the device performance with the introduction of an HfO layer and the enhancement has also been explained based on the results of first-principles calculations.

The present work reports a clear and improved hydrothermal methodology for the synthesis of MoSe nanoflowers (MNFs) at 210 °C. To observe the effect of temperature on the fascinating properties, the process temperature was modified by ±10 °C. The as-prepared MNFs were found to consist of 2D nanosheets, which assembled into a 3D flower-like hierarchical morphology van der Waals forces.

3D Vertical Ferroelectric Capacitors with Excellent Scalability.

Nano Lett

January 2025

Division of Electronics and Electrical Engineering, Dongguk University, Seoul 04620, South Korea.

Three-dimensional vertically stacked memory is more cost-effective than two-dimensional stacked memory. Vertically stacked memory using ferroelectric materials has great potential not only in high-density memory but also in neuromorphic fields because it secures low voltage and fast operation speed. This paper presents the implementation of a ferroelectric capacitor comprising a vertical two-layer stacked structure composed of a titanium nitride (TiN)/aluminum-doped hafnium oxide/TiN configuration.

With the rise in the intelligence levels of automated vehicles, increasing numbers of modules of automated driving systems are being combined to achieve better performance and adaptability by reducing information loss. In this study, an integrated decision and motion planning system is designed for multi-object highways. A two-layer structure is presented to decouple the influence of the traffic environment and the dynamic control of ego vehicles using the cognitive safety area, the size of which is determined by naturalistic driving behavior.

Over the past decade, the continuous development of ancient genomic technology and research has significantly advanced our understanding of human history. Since 2017, large-scale studies of ancient human genomes in East Asia, particularly in China, have emerged, resulting in a wealth of ancient genomic data from various time periods and locations, which has provided new insights into the genetic history of East Asian populations over tens of thousands of years. Especially since 2022, there emerged a series of new research progresses in the genetic histories of the northern and southern Chinese populations within the past 10,000 years.

The in vitro blood-brain barrier (BBB) structures can offer advantages for studying cerebrovascular functions and developing neuroprotective drugs. However, currently developed BBB models are overly simplistic and inadequate for replicating the complex three-dimensional architecture of the in vivo BBB. In this study, a method is introduced for fabricating a three-layer vascular structure exhibiting BBB function using a coaxial extrusion bioprinting technique with a two-layer nozzle.
