Van der Waals (vdW) assembly of layered materials is a promising paradigm for creating electronic and optoelectronic devices with novel properties. Ferroelectricity in vdW layered materials could enable nonvolatile memory and low-power electronic and optoelectronic switches, but to date, few vdW ferroelectrics have been reported, and few in-plane vdW ferroelectrics are known. We report the discovery of in-plane ferroelectricity in a widely investigated vdW layered material, β'-InSe. The in-plane ferroelectricity is strongly tied to the formation of one-dimensional superstructures aligning along one of the threefold rotational symmetric directions of the hexagonal lattice in the plane. Surprisingly, the superstructures and ferroelectricity are stable to 200°C in both bulk and thin exfoliated layers of InSe. Because of the in-plane nature of ferroelectricity, the domains exhibit a strong linear dichroism, enabling novel polarization-dependent optical properties.

Ferro-valleytricity that manifests spin-orbit coupling (SOC)-induced spontaneous valley polarization is generally considered to occur in two-dimensional (2D) materials with out-of-plane spin magnetization. Here, we propose a mechanism to realize SOC-induced valley polarization and ferro-valleytricity in 2D materials with in-plane spin magnetization, wherein the physics correlates to non-collinear magnetism in triangular lattice. Our model analysis provides comprehensive ingredients that allow for ferro-valleytricity with in-plane spin magnetization, revealing that mirror symmetry favors remarkable valley polarization and time-reversal-mirror joint symmetry should be excluded.

Oxide superlattices reveal a rich array of emergent properties derived from the composition modulation and the resulting lattice distortion, charge transfer, and symmetry reduction that occur at the interfaces between the layers. The great majority of studies have focused on perovskite oxide superlattices, revealing, for example, the appearance of an interfacial 2D electron gas, magnetic moment, or improper ferroelectric polarization that is not present in the parent phases. Garnets possess greater structural complexity than perovskites: the cubic garnet unit cell contains 160 atoms with the cations distributed between three different coordination sites, and garnets exhibit a wide range of useful properties, including ferrimagnetism and ion transport.

When two BN layers are stacked in parallel in an AB or BA arrangement, a spontaneous out-of-plane electric polarization arises due to charge transfer in the out-of-plane B-N bonds. The ferroelectric switching from AB to BA (or BA to AB) can be achieved with a relatively small out-of-plane electric field through the in-plane sliding of one atomic layer over the other. However, the optical detection of such ferroelectric switching in hBN has not yet been demonstrated.

Bulk photovoltaic effect (BPVE) can break the Shockley-Queisser limit by leveraging the inherent asymmetry of crystal lattice without a junction. However, this effect is mainly confined to UV-vis spectrum due to the wide-bandgap nature of traditional ferroelectric materials, thereby limiting the exploration of the infrared light-driven efficient BPVE. Herein, giant two-photon absorption (TPA) driven BPVE is uncovered from visible to infrared in ferroelectric α-InSe utilizing wavelength-tunable terahertz (THz) emission spectroscopy.

Ferroelectricity in two-dimensional (2D) materials at room temperature has attracted significant interest due to their substantial potential for applications in non-volatile memory, nanoelectronics, and optoelectronics. The intrinsic tendency of 2D materials toward nonstoichiometry results in atomic configurations that differ from those of their stoichiometric counterparts, thereby giving rise to potential ferroelectric polarization properties. However, reports on the emergence of room temperature ferroelectric effects in nonstoichiometric 2D materials remain limited.
