The effects of annealing temperatures on composition and strain in SiGe, obtained by rapid melting growth of electrodeposited Ge on Si (100) substrate were investigated. Here, a rapid melting process was performed at temperatures of 1000, 1050 and 1100 °C for 1 s. All annealed samples show single crystalline structure in (100) orientation. A significant appearance of Si-Ge vibration mode peak at ~400 cm confirms the existence of Si-Ge intermixing due to out-diffusion of Si into Ge region. On a rapid melting process, Ge melts and reaches the thermal equilibrium in short time. Si at Ge/Si interface begins to dissolve once in contact with the molten Ge to produce Si-Ge intermixing. The Si fraction in Si-Ge intermixing was calculated by taking into account the intensity ratio of Ge-Ge and Si-Ge vibration mode peaks and was found to increase with the annealing temperatures. It is found that the strain turns from tensile to compressive as the annealing temperature increases. The Si fraction dependent thermal expansion coefficient of SiGe is a possible cause to generate such strain behavior. The understanding of compositional and strain characteristics is important in Ge/Si heterostructure as these properties seem to give significant effects in device performance.

Ultrathin indium oxide films show great potential as channel materials of complementary metal oxide semiconductor back-end-of-line transistors due to their high carrier mobility, smooth surface, and low leakage current. However, it has severe thermal stability problems (unstable and negative threshold voltage shifts at high temperatures). In this paper, we clarified how the improved crystallinity of indium oxide by using ultrahigh-temperature rapid thermal O annealing could reduce donor-like defects and suppress thermal-induced defects, drastically enhancing thermal stability.

The discovery of unconventional superconductivity often triggers significant interest in associated electronic and structural symmetry breaking phenomena. For the infinite-layer nickelates, structural allotropes are investigated intensively. Here, using high-energy grazing-incidence x-ray diffraction, we demonstrate how in-situ temperature annealing of the infinite-layer nickelate PrNiO ( ≈ 0) induces a giant superlattice structure.

Clathrate hydrates (CHs) are believed to exist in cold regions of space, such as comets and icy moons. While spectroscopic studies have explored their formation under similar laboratory conditions, direct structural characterization using diffraction techniques has remained elusive. We present the first electron diffraction study of tetrahydrofuran (THF) and 1,3-dioxolane (DIOX) CHs in the form of nanometer-thin ice films under an ultrahigh vacuum at cryogenic temperatures.

Self-powered broadband photodetectors (SPBPDs) hold great potential for next-generation optoelectronic applications, but their performance is often limited by interface defects that impair charge transport and increase recombination losses. In this work, we report the enhancement of the photodetection efficiency of SPBPDs by partially substituting copper (Cu) with silver (Ag) in kesterite CuZnSnS (ACZTS) thin films. Varying Ag concentrations (0%, 2%, 4%, 6%) are incorporated into the CZTS layer, forming a TiO/ACZTS heterojunction in superstrate configuration fabricated via a low-cost sol-gel spin-coating technique with low-temperature open air annealing avoiding conventional postdeposition sulfurization or selenization.

Presently, researchers are placing emphasis on microwave absorption coating design while neglecting the research on materials that integrate both microwave absorption performance and mechanical properties. Here, robust FeSiAl/PEEK composites were prepared by a series process, including post ball-milling annealing, sol-gel method, and hot pressing. A detailed analysis of the electromagnetic (EM) parameters reveals the significant effects of morphology, filling ratio, and microstructure of FeSiAl on EM losses under a wide-temperature range.
