Tunable electrical properties of multilayer HfSe field effect transistors by oxygen plasma treatment.

HfSe field effect transistors are systematically studied in order to selectively tune their electrical properties by optimizing layer thickness and oxygen plasma treatment. The optimized plasma-treated HfSe field effect transistors showed a high on/off ratio improvement of four orders of magnitude, from 27 to 10, a field effect mobility increase from 2.16 to 3.04 cm V s, a subthreshold swing improvement from 30.6 to 4.8 V dec, and a positive threshold voltage shift between depletion mode and enhancement mode, from -7.02 to 11.5 V. The plasma-treated HfSe photodetector also demonstrates a reasonable photoresponsivity from the visible to the near-infrared region of light.

Herein, a high-quality gate stack (native HfO formed on 2D HfSe) fabricated via plasma oxidation is reported, realizing an atomically sharp interface with a suppressed interface trap density (D ≈ 5 × 10 cm eV). The chemically converted HfO exhibits dielectric constant, κ ≈ 23, resulting in low gate leakage current (≈10 A cm) at equivalent oxide thickness ≈0.5 nm.

Integrating high-κ dielectrics with a small equivalent oxide thickness (EOT) with two-dimensional (2D) semiconductors for low-power consumption van der Waals (vdW) heterostructure electronics remains challenging in meeting both interface quality and dielectric property requirements. Here, we demonstrate the integration of ultrathin amorphous HfO sandwiched within vdW heterostructures by the selective thermal oxidation of HfSe precursors. The self-cleaning process ensures a high-quality interface with a low interface state density of 10-10 cm eV.

Context: Two-dimensional semiconductor materials have received much attention in recent years due to their wide variety of applications in the field of nano-optoelectronic devices. In this project, we applied stresses ranging from -6 to +6% to the ZrSe/HfSe heterostructure and systematically investigated its electrical and optical properties. It is discovered that stress can effectively modulate the forbidden bandwidth of the ZrSe/HfSe heterojunction; whereas, under compressive stress, the forbidden bandwidth of the material decreases further until the bandgap is zero, leading to the material's transformation from semiconductor to metal.

Ulindakonda vent agglomerate of Neo-archean Gadwal Greenstone Belt in the Eastern Dharwar Craton (EDC), is located partly in the Kurnool district of Andhra Pradesh and partly in Jogulamba Gadwal district of Telangana state, India. Trachyandesite occurs as matrix of the agglomerate and at some places it exhibits massive and interbedded nature with granodiorite that mainly occurs as sub-rounded clasts in the agglomerate reflecting magma mixing and mingling. The rock is dotted with small dark specks of a ferromagnesian mineral which often shows a well-developed cleavage surface.

The trifluorides of the two high field strength elements yttrium and holmium are studied by periodic density functional theory. As a lanthanide, holmium also belongs to the group of rare earth elements (REE). Due to their equivalent geochemical behavior, both elements form a geochemical twin pair and consequently, yttrium is generally associated with the REE as REE+Y.
