Thickness Considerations of Two-Dimensional Layered Semiconductors for Transistor Applications.

Layered two-dimensional semiconductors have attracted tremendous attention owing to their demonstrated excellent transistor switching characteristics with a large ratio of on-state to off-state current, Ion/Ioff. However, the depletion-mode nature of the transistors sets a limit on the thickness of the layered semiconductor films primarily determined by a given Ion/Ioff as an acceptable specification. Identifying the optimum thickness range is of significance for material synthesis and device fabrication. Here, we systematically investigate the thickness-dependent switching behavior of transistors with a wide thickness range of multilayer-MoS2 films. A difference in Ion/Ioff by several orders of magnitude is observed when the film thickness, t, approaches a critical depletion width. The decrease in Ion/Ioff is exponential for t between 20 nm and 100 nm, by a factor of 10 for each additional 10 nm. For t larger than 100 nm, Ion/Ioff approaches unity. Simulation using technical computer-aided tools established for silicon technology faithfully reproduces the experimentally determined scaling behavior of Ion/Ioff with t. This excellent agreement confirms that multilayer-MoS2 films can be approximated as a homogeneous semiconductor with high surface conductivity that tends to deteriorate Ion/Ioff. Our findings are helpful in guiding material synthesis and designing advanced field-effect transistors based on the layered semiconductors.

A high-security, high-speed stream cipher for physical-layer-secure optical communication, based on optical-carrier-induced private chaos synchronization and RC4 algorithm, is proposed and numerically demonstrated. The high security and speed are achieved by combining physical true random numbers generated from synchronized chaos, used as the key for random DNA coding, with the RC4 pseudo-random numbers. Moreover, no third-party signal is required as the optical carrier itself serves as the common drive for chaos synchronization in semiconductor lasers.

We present a simple approach to enhance the signal strength and detection sensitivity of weak photoacoustic signals, by using ultrathin, high refractive index, absorbing semiconductor layers on metal surfaces. They form etalon resonances with reflection minima already for layer thicknesses of only a few tens of nm. Strain waves induce changes in the physical/optical thickness of the layers and/or changes in the phase and amplitude of light upon reflection from the metal-semiconductor interface.

We present a novel and efficient methodology for obtaining high-gain on-chip few-mode erbium-doped waveguide amplifiers, which exhibit a moderate differential mode gain (DMG). The efficiency of the device is validated by an optimized algorithm that theoretically models the gain performance of the six lowest-order optical modes, namely TE, TM, TE, TM, TE, and TM. Notably, these six signal modes achieve internal net gains exceeding 22 dB within a 5-cm-long waveguide, while maintaining the DMG at a mere 2 dB.

In this work, the strong connection between the channel and the barrier layer of AlGaN channel heterostructures has been investigated in detail. Unlike GaN as a channel material, AlGaN channel layers significantly influence the transport characteristics and quality of AlGaN barrier layers with increasing Al composition. Furthermore, the stress mechanism in the growth of the AlGaN layer has been thoroughly discussed.
