Extreme ultraviolet lithography (EUVL) has received much attention in the semiconductor industry as a promising candidate to extend dimensional scaling beyond 10 nm. We present a new pellicle material, nanometer-thick graphite film (NGF), which shows an extreme ultraviolet (EUV) transmission of 92% at a thickness of 18 nm. The maximum temperature induced by laser irradiation (λ = 800 nm) of 9.9 W cm(-2) was 267 °C, due to the high thermal conductivity of the NGF. The freestanding NGF was found to be chemically stable during annealing at 500 °C in a hydrogen environment. A 50 × 50 mm large area freestanding NGF was fabricated using the wet and dry transfer (WaDT) method. The NGF can be used as an EUVL pellicle for the mass production of nanodevices beyond 10 nm.

This study showcases the conformal geometries of van der Waals materials with metallic structures utilizing viscoelastic support layers. Mechanically exfoliated nanometer-thick graphite flakes were transferred onto metal structures with various side slopes using two different polymers: polycarbonate (PC) and polyethylene (PE). We proposed a morphology-based evaluation of the macroscale conformity that can contribute to the selection of a proper support layer.

Matching the thickness of the graphitic carbon nitride (CN) nanolayer with the charge diffusion length is expected to compensate for the poor intrinsic conductivity and charge recombination in CN for photoelectrochemical cells (PEC). Herein, the compact CN nanolayer with tunable thickness is in situ coated on carbon fibers. The compact packing along with good contact with the substrate improves the electron transport and alleviates the charge recombination.

An extreme ultraviolet (EUV) lithography pellicle is used to physically protect a mask from contaminants during the EUV exposure process and needs to have a high EUV transmittance. The EUV pellicle should be fabricated using a freestanding thin film with several tens of nanometer thickness in an area of 110 × 142 mm, which is a challenging task. Here, we propose a peel-off approach to directly detach the nanometer-thick graphite film (NGF)/Ni film from SiO/Si wafer and significantly shorten the etching time of the Ni film.

Surface and interface play critical roles in energy storage devices, calling for operando characterization techniques to probe the electrified surfaces/interfaces. In this work, surface science methodology, including electron spectroscopy and scanning probe microscopy, has been successfully applied to visualize electrochemical processes at operating electrode surfaces in an Al/graphite model battery. Intercalation of anions together with cations is directly observed in the surface region of a graphite electrode with tens of nanometers thickness, the concentration of which is one order higher than that in bulk.
