We study the photoluminescence and impact of post-growth annealing of stacked, strain-free GaAs quantum dots fabricated by refilling of self-organized nanoholes using molecular beam epitaxy. Temperature- and power-dependent photoluminescence studies reveal an excellent optical quality of the quantum-dot stack. After high-temperature post-growth annealing only slight blueshifts and an increase in full width at half-maximum of the photoluminescence peak are observed, indicating very high-temperature stability and crystalline quality of the stacked GaAs quantum-dot structure.

Passivation of acceptors in GaN by hydrogen and their activation.

Nanotechnology

December 2024

GaN is an important semiconductor for energy-efficient light-emitting devices. Hydrogen plays a crucial role in gallium nitride (GaN) growth and processing. It can form electrically neutral complexes with acceptors during growth, which significantly increases the acceptor incorporation.

We investigate the ionic mobility in room-temperature RF-sputtered gadolinium doped ceria (GDC) thin films grown on industrial solid oxide fuel cell substrates as a function of the air-annealing at 800 and 1000 °C. The combination of X-ray diffraction, X-ray photoelectron spectroscopy, operando X-ray absorption spectroscopy, and Raman spectroscopy allows us to study the different Ce/ Ce ratios induced by the post growth annealing procedure, together with the Ce valence changes induced by different gas atmosphere exposure. Our results give evidence of different kinetics as a function of the annealing temperature, with the sample annealed at 800 °C showing marked changes of the Ce oxidation state when exposed to both reducing and oxidizing gas atmospheres at moderate temperature (300 °C), while the Ce valence is weakly affected for the 1000 °C annealed sample.

In this manuscript, we have investigated the dielectric and antibacterial potential of hydrothermally synthesized ZnMnO nanoparticles. The synthesized nanoparticles were annealed at various temperatures ranging from 450 to 650 °C with a step of 50 °C to modulate the structural, vibrational, dielectric, and antibacterial properties. XRD data confirmed the hexagonal structure of the synthesized samples and crystalline size was decreased to 4.

Research on Evolution of Relevant Defects in Heavily Mg-Doped GaN by H Ion Implantation Followed by Thermal Annealing.

Materials (Basel)

May 2024

Research and Development Center for Wide Bandgap Semiconductors, Institute of Semiconductors, Chinese Academy of Sciences, Beijing 100083, China.

This study focuses on the heavily Mg-doped GaN in which the passivation effect of hydrogen and the compensation effect of nitrogen vacancies (V) impede its further development. To investigate those two factors, H ion implantation followed by thermal annealing was performed on the material. The evolution of relevant defects (H and V) was revealed, and their distinct behaviors during thermal annealing were compared between different atmospheres (N/NH).

HgCdTe is a well-known material for state-of-the-art infrared photodetectors. The interd-iffused multilayer process (IMP) is used for Metal-Organic Chemical Vapor Deposition (MOCVD) of HgCdTe heterostructures, enabling precise control of composition. In this method, alternating HgTe and CdTe layers are deposited, and they homogenize during growth due to interdiffusion, resulting in a near-uniform material.
