We report on optically-pumped vertical-external-cavity surface-emitting lasers passively mode-locked with a semiconductor saturable-absorber mirror. The potential of harmonic mode-locking in producing pulse trains at multigigahertz repetition rates has been explored. The results present first systematic study of multiple pulse formation in passively mode-locked VECSELs.

Reducing the repetition rate is one of the effective ways to increase the peak-power of the mode-locked pulses. However, for a vertical-external-cavity surface-emitting laser (VECSEL), the carrier lifetime in the nanosecond regime limits the further reduction of the pulse repetition rate, or in other words, limits the average output power of the mode-locked laser at low repetition rates, and ultimately restricts the peak-power of the pulses. This work uses a specially designed saturable Bragg reflector to start the mode-locking, and both low repetition rate and high average power are achieved simultaneously in a passively mode-locked VECSEL.

We present a novel, to the best of our knowledge, experimental result, supported by rigorous microscopic simulations, of two coexisting mode-locked V-cavity configurations sourced by a common gain medium and operating as independent channels at angle controlled separated wavelengths. Microscopic simulations support pulses coincident on the common gain chip extracting photons from a nearby pair of coexisting kinetic holes burned in the carrier distributions.
