This article proposes a separate absorption and multiplication (SAM) GaN-based avalanche photodiode (APD) that achieves both high gain and low operating voltage by applying Sc-based ferroelectric material ScGaN in APDs. The avalanche gain of the proposed SAM APD with a low Sc composition p-ScGaN insertion layer reaches 7.2 × 10, which is 60% higher than that of a conventional p-i-p-i-n GaN-based APD.

Effect of isochronous annealing on phase composition, structure, and stress state of Zr-Ti-Si-N-ion-plasma deposited coatings (nanocomposite coatings) was reported. Below 1000 degrees C annealing temperature in vacuum, changing of phase composition is determined by appearing of siliconitride crystallites (beta-Si3N4) with hexagonal crystalline lattice and by formation of ZrO2 oxide crystallites.

View Article and Find Full Text PDFThe subjects of the study were 104 patients with Helicobacter pylori (HP)-associated gastric pathology, including 30 patients with gastric ulcer (GU), 30 patients with chronic atrophic gastritis (CAG), 20 patients with CAG plus adenomatous polyps (AP), and 24 patients with gastric cancer (GC). All the subjects were examined dynamically; the comparison group consisted of 12 practically healthy people. The study revealed that GU, CAG, AP, and GC were consequent stages of gastric mucosal epithelial cell regeneration disorder which manifested by the fact that the apoptotic activity of these cells was lower than their proliferation rate, and this difference grew with time; the reflection of this was the growth of Ki-67 and Bcl-2 expression.

The main feature of the rhythm was a marked morning rise in all the patients including non-dippers and night-peakers without nocturnal blood pressure fall. The chronopharmacodynamics of angiotension-converting enzyme (ACE) inhibitors, such as ramipril (R), enalapril (E), acetene (A), caposide-50 (C-50) and the effect of the epiphyseal neurohormone melatonin used alone and in combination with cozaar (Co) and cintome (Ci) in the randomized groups including 124 patients with arterial hypertension (AH). The ACE inhibitors were given in the morning, afternoon, and evening. Co and Ci were used in the morning.
