This study optimizes the CuO/GaO heterojunction diodes (HJDs) by tailoring the structural parameters of CuO layers. The hole concentration in the sputtered CuO was precisely controlled by adjusting the Ar/O gas ratio. Experimental investigations and TCAD simulations were employed to systematically evaluate the impact of the CuO layer dimension and hole concentration on the electrical performance of HJDs.

This study aims to achieve an ultralow lasing threshold in CsPbBr microplates (MPs), a crucial step toward developing electrically driven micro/nanolasers for optics integrated chips. We investigate the lasing behavior of CsPbBr MPs under varying pressures by using static-state photoluminescence (PL), time-resolved PL (TRPL), and first-principles theory calculations based on density functional theory (DFT). In this work, we present the novel application of SiN stress-engineering techniques for the suppression of short-channel effects in AlGaN/GaN high-electron-mobility transistors (HEMTs), accompanied by a comprehensive analysis of the underlying mechanisms. The compressive stress SiN passivation significantly enhances the barrier height at the heterojunction beneath the gate, maintaining it above the quasi-Fermi level even as rises to 20 V. As a result, in GaN devices with a gate length of 160 nm, the devices with compressive stress SiN passivation exhibit significantly lower drain-induced barrier lowering (DIBL) factors of 2.

In this work, the DC performance and RF characteristics of GaN-based high-electron-mobility transistors (HEMTs) using the SiN stress-engineered technique were systematically investigated. It was observed that a significant reduction in the peak electric field and an increase in the effective barrier thickness in the devices with compressive SiN passivation contributed to the suppression of Fowler-Nordheim (FN) tunneling. As a result, the gate leakage decreased by more than an order of magnitude, and the breakdown voltage (BV) increased from 44 V to 84 V.

A precise Johnson-Cook (J-C) constitutive model is the foundation for precise calculation of finite-element simulation. Recent experiments on α-MoB2 with MgB2-type structure achieved superconductivity at ∼32 K under 90 GPa, the highest among transition-metal diborides, rekindling interest in their superconducting properties. Our study systematically investigates the band structures of AlB2-type transition metal diborides. We found that the superior superconductivity of MoB2, WB2, and TcB2 correlates with their von Hove singularities near the Fermi level (EF), potentially linked to electron-phonon coupling.

This Letter presents the fabrication and characterization of a chip-scale GaN optical device for measuring glycerol viscosity. The monolithically integrated GaN chip with a size of 1 × 1 mm comprises a light-emitting diode (LED) and a photodiode (PD) on a transparent sapphire substrate.
