We study the current-controlled lasing switching from the ground state (GS) to the excited state (ES) transition in broad-area (stripe width 100 µm) InGaAs/GaAs quantum well-dot (QWD) and quantum well (QW) lasers. In the lasers with one QWD layer and a 0.45 µm-thick GaAs waveguide, pure GS lasing takes place up to an injection current as high as 8 A (40 kA/cm).

View Article and Find Full Text PDFWe report room temperature injection lasing in the yellow-orange spectral range (599-605 nm) in (AlGa)InP-GaAs diodes with 4 layers of tensile-strained InGaP quantum dot-like insertions. The wafers were grown by metal-organic vapor phase epitaxy side-by-side on (811), (211) and (322) GaAs substrates tilted towards the <111> direction with respect to the (100) surface. Four sheets of GaP-rich quantum barrier insertions were applied to suppress leakage of non-equilibrium electrons from the gain medium.
View Article and Find Full Text PDFWe report on the transverse single-mode emission from InGaAs/GaAs quantum well edge-emitting lasers with broadened waveguide. The lasers are based on coupled large optical cavity (CLOC) structures where high-order vertical modes of the broad active waveguide are suppressed due to their resonant tunneling into a coupled single-mode passive waveguide. The CLOC lasers have shown stable Gaussian-shaped vertical far-field profiles with a reduced divergence of ∼22° FWHM (full width at half-maximum) in CW (continuous-wave) operation.
